Abstract

A heterojunction bipolar phototransistor (HPT) has been used to provide the locking signal to a 2.1GHz microstrip MESFET oscillator. The oscillator design facilitates the use of the large locking signal provided by the HPT to give relative locking bandwidths (B/f0) of up to 10%, much wider than has yet been reported for an optically injection-locked oscillator.
